Maximum collector-base and collector-emitter voltages are 300 V, with a maximum continuous collector current of 50 mA and peak collector current of 100 mA. Total power dissipation is 200 mW at 25 °C ambient temperature. The device is qualified to AEC-Q101 and suitable for automotive applications. Transition frequency is 60 MHz, DC current gain is a minimum of 50 at 25 °C, and feedback capacitance is 1.6 pF at 1 MHz.
