The IXFQ94N30P3 is an N-channel enhancement mode MOSFET designed for high-power switching applications, including switch-mode and resonant-mode power supplies, DC-DC converters, and motor drives. It is packaged in a TO-3P case with a drain tab, measuring 5.5 g in weight. The device has a drain-source breakdown voltage of 300 V, a continuous drain current of 94 A at 25°C, and a maximum pulsed drain current of 235 A. Its on-state resistance is 36 mΩ at 10 V gate-source voltage and 47 A drain current. The MOSFET is avalanche rated, features a fast intrinsic rectifier, and has a maximum junction temperature of 150°C. Thermal resistance from junction to case is 0.12 °C/W. The device meets industry standards for avalanche ruggedness and low package inductance, with a mounting torque of 1.13 Nm (10 lb.in).
