The IXFB62N80Q3 is an N-channel enhancement mode Power MOSFET with an 800 V drain-source voltage rating and a 62 A continuous drain current, designed for high-power switching applications such as DC-DC converters, battery chargers, and switch-mode power supplies. It is packaged in a PLUS264TM case with a weight of 10 g and features a fast intrinsic rectifier, avalanche capability, low RDS(on) of 140 mΩ, and low gate charge. The device is rated for operation from -55°C to 150°C junction temperature, has a thermal resistance of 0.08°C/W from junction to case, and meets the AEC-Q200 automotive qualification standard. Its drain-source diode supports a repetitive pulse current of 250 A and a 1.5 V forward voltage drop at 62 A.
