The MRF323 is an NPN silicon power transistor designed for wideband large-signal driver and predriver amplifier stages in the 200-500 MHz frequency range. It delivers 20 W output power at 400 MHz and 28 V, with a minimum power gain of 10 dB and minimum efficiency of 50%. The device is guaranteed to operate under a 30:1 VSWR load mismatch at all phase angles. It features a gold metallization system for high reliability and is packaged in a CASE 244-04, STYLE 1 case. The part is 100% tested for robustness under extreme load conditions.
