MRF10350 is a microwave pulse power silicon NPN transistor designed for 1025-1150 MHz pulse common base amplifier applications such as TCAS, TACAN, and Mode-S transmitters. It delivers 350 W peak output power at 1090 MHz with a minimum gain of 8.5 dB and is characterized using the Mode-S pulse format. The device features internal input and output matching, is hermetically sealed in a CASE 355E-01, STYLE 1 package, and includes silicon nitride passivation and gold metallization with emitter ballasting for reliability and resistance to metal migration. It is 100% tested for load mismatch at all phase angles with a 10:1 VSWR.
