The D1013UK is a metal gate silicon RF DMOS FET designed for broad band amplifier applications from 1 MHz to 1 GHz. It comes in a hermetically sealed ceramic package with a metal flange measuring 16.51 mm by 6.35 mm. The device offers a minimum power gain of 13 dB, a drain efficiency of 50% at 28 V and 0.2 A, and can dissipate up to 50 W. It has a maximum junction temperature of 200°C and a thermal resistance of 3.5°C/W. The part is RoHS compliant and contains a beryllium oxide ceramic insulator making it hazardous if damaged. It meets the absolute maximum ratings of 70 V drain-source breakdown voltage and ±20 V gate-source voltage.
