The VS-SF200SA120 is a silicon carbide MOSFET power module in a SOT-227 package, designed for high-frequency switching applications such as EV chargers, solar inverters, and server power supplies. It features a 1200 V drain-to-source breakdown voltage, a maximum continuous drain current of 127 A at 90 °C case temperature, and a typical on-resistance of 12.1 mΩ at 200 A and 25 °C. The device supports a maximum junction temperature of 175 °C and has a thermal resistance from junction to case of 0.2 °C/W. The module is rated for 2500 V RMS insulation between terminals and case, and weighs 30 g. The mounting torque for the terminals is 1.1 Nm (9.7 lbf·in), and for the heatsink, 1.8 Nm (15.9 lbf·in). It is UL-approved under file E78996 and meets RoHS compliance.
