NPN medium power transistors in a SOT223 (SC-73) surface-mounted plastic package, rated for a collector-emitter voltage of 45 V and a continuous collector current of 1 A, with a peak collector current of 2 A. The device supports high power dissipation and is qualified to AEC-Q101 for automotive applications. Thermal performance varies with PCB mounting: power dissipation up to 1.8 W and thermal resistance as low as 70 K/W are achievable with a 4-layer copper PCB and a 1 cm² collector pad. DC current gain ranges from 63 to 250 depending on variant, with saturation voltage under 500 mV at 500 mA collector current. Transition frequency is 155 MHz typical.
