The GMM3x60-015X2 is a three-phase full-bridge module with trench MOSFETs designed for automotive and industrial motor drives. It is packaged in a DCB isolated high-current module with a weight of 13 g and features aux. Kelvin gate terminals for MOSFET control and solderable/weldable main terminals. The device has a drain-source voltage rating of 150 V, continuous drain current of 50 A at 25°C, and a typical on-resistance of 19 mΩ at 25°C. The integrated body diodes support up to 150 A peak current. Thermal resistance from junction to case is 1.0 K/W. The package is qualified for junction temperatures up to 175°C and meets IEC 60286-3 for mounting force and UL 94 V-0 for flammability. The device supports voltages up to ±20 V on the gate-source terminals.
