DIODES Incorporated Single FETs, MOSFETs DMTH6009LPSWQ-13

The DMTH6009LPSWQ-13 is an AEC-Q101 qualified, 60V N-channel enhancement mode MOSFET in a PowerDI5060-8 package, designed for automotive applications requiring high reliability. It features a maximum continuous drain current of 89.5A at TC=+25°C, on-resistance of 10mΩ at VGS=10V and 12mΩ at VGS=4.5V, and operates with a junction temperature range from -55°C to +175°C. The device is supplied in a tape and reel package of 2500 units, with a thermal resistance from junction to case of 1.1°C/W and is RoHS compliant. It is rated for 100% UIS testing and meets UL 94 V-0 flammability standards with moisture sensitivity level 1 per J-STD-020.
