The MRF316 is an NPN silicon RF power transistor designed for wideband large-signal output amplifier stages in the 30-200 MHz frequency range, delivering 80 W output power at 150 MHz and 28 Vdc with a minimum gain of 10 dB. It features a built-in matching network for broadband operation and is 100% tested for load mismatch at all phase angles with a 30:1 VSWR. The device uses a gold metallization system for high reliability and is housed in a CASE 316-01, STYLE 1 package.
