MAPRST1030-1KS is an NPN silicon microwave power transistor designed for avionics pulsed power applications at 1030 MHz with a 1000 W output, 10 μs pulse width, and 1% duty cycle. It is housed in a hermetic metal/ceramic package and operates in common base configuration with internal impedance matching. The device supports peak collector current up to 250 A, collector-emitter voltage up to 65 V, and has a junction temperature rating of 200 °C. Thermal resistance is 0.015 °C/W under 1000 W output conditions. Power gain is 8.0 dB, collector efficiency is 45%, and it tolerates load mismatch up to 10:1 while maintaining stability at 1.5:1. It is RoHS compliant.
