The D2294UK is a metal-gate silicon RF power FET designed for HF to UHF communications from 1 MHz to 1 GHz. It is packaged in a SOT171 case with dimensions of 10.92 mm by 5.84 mm by 2.54 mm, and features a gold metallized finish. The device provides a minimum gain of 11 dB, operates at 12.5 V drain voltage, and delivers 15 W output power at 500 MHz with 50% drain efficiency. It has a drain-source breakdown voltage of 40 V, a gate-source breakdown voltage of ±20 V, and can handle a maximum drain current of 12 A. Thermal resistance from junction to case is 3.5 °C/W. The ceramic portion of the package contains beryllium oxide, which is toxic if damaged.
