The VS-SF150SA120 is a single-switch silicon carbide MOSFET power module designed for high-frequency switching applications such as EV chargers, server PSUs, and solar inverters. It is packaged in a SOT-227 case and weighs 30 grams. The device has a drain-to-source voltage rating of 1200 V, a continuous drain current of 100 A at 90 °C, and a maximum junction temperature of 175 °C. The static drain-to-source on-resistance is 16.8 mΩ at 150 A and 25 °C, with a gate-to-source voltage range of -4 V to +15 V for recommended operation. It features a 2500 Vrms insulation voltage between terminals and the case, and is UL approved under file E78996.
