The SiHLZ44S-GE3 is a surface-mount N-channel MOSFET in a D2PAK (TO-263) package, designed for high-current applications with low on-resistance and logic-level gate drive. It has a drain-source voltage rating of 60 V, a continuous drain current of 50 A at 25 °C, and an on-resistance of 0.028 Ω at V_GS = 5.0 V. The device supports an operating junction temperature up to 175 °C and includes dynamic dV/dt capability. It is RoHS-compliant and halogen-free. The on-state resistance is specified at 0.028 Ω at 5.0 V gate drive and 0.039 Ω at 4.0 V gate drive. Total gate charge is 66 nC, with gate-source and gate-drain charges of 12 nC and 43 nC, respectively. The device features fast switching and a peak pulsed drain current of 200 A. The D2PAK package enables high power dissipation and low internal connection resistance.
