ROHM Semiconductor GmbH Pch 100V 15A Power MOSFET RSJ151P10

The RSJ151P10 is a P-channel 100V, 15A power MOSFET designed for switching power supplies and automotive motor and solenoid drive applications. It is packaged in a TO-263S (SC-83) surface-mount case measuring 10.40mm max length, 9.20mm max width, and 13.40mm max height. The device has a maximum on-resistance of 140mΩ at Vₓₓ = -4.0V and Iₓ = -15A, with a continuous drain current rating of ±15A at 25°C and ±8A at 100°C. It supports 50W power dissipation at 25°C, with a junction-to-case thermal resistance of 2.5°C/W and a junction-to-ambient thermal resistance of 92.6°C/W when mounted on an FR4 PCB. The gate-source voltage is limited to ±20V, and it is 100% avalanche tested with a single-pulse avalanche energy rating of 33mJ. The device is RoHS compliant and features an internal ESD protection diode and body diode.
