The RCJ700N20 is an N-channel 200V, 70A power MOSFET in an SC-83 package, designed for switching power supplies and automotive motor and solenoid drives. It has a maximum on-resistance of 42.7mΩ at 10V gate-source voltage and 35A drain current, with a continuous drain current of 70A at 25°C and 38A at 100°C. The device is RoHS compliant, 100% avalanche tested, and features a single-pulse avalanche energy rating of 396mJ and avalanche current of 35A. Thermal resistance from junction to case is 0.42°C/W, and the maximum junction temperature is 150°C.
