The R6035KNZ4 is a N-channel 600V 35A power MOSFET in a TO-247 package, designed for high-speed switching applications. It has a maximum on-resistance of 102 mΩ at 25°C and can dissipate up to 379 W under rated conditions. The device supports a continuous drain current of ±35 A, with an avalanche current rating of 6.6 A and single-pulse avalanche energy of 796 mJ. Operating junction and storage temperatures range from -55°C to +150°C. It is RoHS compliant and features low gate resistance and fast switching characteristics. Thermal resistance from junction to case is 0.33°C/W, and junction-to-ambient is 30°C/W.
