The DF300R07PE4_B6 is an EconoPACK™4 module containing a trench/field-stop IGBT4 with an emitter-controlled diode and an integrated NTC temperature sensor, designed for high-frequency switching, chopper, motor drive, and UPS applications. It features a maximum blocking voltage of 650 V, a continuous collector current of 300 A, and a peak collector current of 600 A. The module has a maximum power dissipation of 940 W and operates with a junction temperature up to 175 °C. It includes a 4 kV AC 1-minute insulation rating and is mounted on an isolated baseplate. The thermal resistance from junction to case is 0.093 K/W for the IGBT and 0.085 K/W for the diode. It meets UL 94 V-0 and is UL approved (E83335).
