The UF3C065040T3S is a silicon carbide cascode JFET in a TO220-3 package measuring 10.16x15.37x4.19 mm with a 2.54 mm pin pitch, designed as a normally-off power switch compatible with standard gate drivers for applications such as EV charging, PV inverters, and motor drives. It has a 650 V drain-source voltage rating, a typical on-resistance of 42 mΩ at 25 °C, and a maximum junction temperature of 175 °C. The device features low gate charge (51 nC), ultra-low reverse recovery charge (138 nC), and negligible switching losses when used with recommended RC snubbers. It is RoHS compliant, Pb-free, and halogen-free.
