NPN/NPN matched double transistor in a SOT666 package measuring 1.6 mm × 1.2 mm × 0.55 mm. Each transistor has a collector-emitter voltage rating of 45 V and a collector current of 100 mA. Current gain matching (hFE1/hFE2) is 0.9 to 1, with base-emitter voltage matching within 2 mV. Total power dissipation is 300 mW for the device. The device operates with a junction temperature up to 150 °C and is reflow solderable. It meets AEC-Q200 qualifications for automotive use.
