The VRF154FL is a 50V, 600W, 80MHz RF power vertical MOSFET designed for broadband commercial and military applications with high power and gain. It features a flangeless package, 170V drain-source voltage rating, 60A continuous drain current, and 1350W total power dissipation at 25°C case temperature. The device has a junction-to-case thermal resistance of 0.13°C/W and operates up to a 200°C junction temperature. It exhibits 17dB typical gain at 30MHz and 45% efficiency under 600W PEP operation, with 70:1 load VSWR tolerance. The transistor is nitride-passivated, features refractory gold metallization, and is RoHS compliant. It is available in matched pairs with gate threshold voltage matching.
The VRF family of RF MOSFETs includes improved replacements for industry-standard RF transistors. They provide improved ruggedness by increasing the Bvdss over 30 percent from the industry-standard 125V to 170V minimum. Low-cost flangeless packages are another improvement that shows Microchip’s dedication to optimizing performance, reducing cost and improving reliability.
