The MSC015SMA070B is a 700V, 15mΩ silicon carbide N-channel power MOSFET in a TO-247 package, designed for high-efficiency applications such as PV inverters, EV chargers, and industrial motor drives. It operates with a maximum junction temperature of 175°C and features low gate charge, fast switching speed, and a reliable body diode. The device has a drain-source on-resistance of 15mΩ at 25°C, a pulsed drain current of 350A, and a gate-source voltage range of -10V to +23V. It meets RoHS compliance and has a thermal resistance from junction to case of 0.33°C/W. The TO-247 package has a weight of 6.2g and supports a mounting torque of 1.1N·m.
