MCTL4D6N15YH-TP is an N-channel MOSFET using Split Gate Trench technology in a TOLL-8L package, designed for high-power switching applications. The device has a drain-source voltage rating of 150 V and a continuous drain current of 176 A at 25°C, reducing to 124 A at 100°C. It features a maximum on-resistance of 4.6 mΩ at 10 V gate-source voltage and 50 A drain current, with a single pulsed avalanche energy rating of 1200 mJ. Thermal resistance is 0.42°C/W from junction to case and 42°C/W from junction to ambient on a 1 in² FR-4 board. The operating junction temperature range is -55°C to +175°C. The package is halogen-free, RoHS compliant, and meets UL 94 V-0 flammability rating.
