The IXYA30N120A4HV is a 1200V, 30A IGBT in a TO-263HV package, designed for switching applications up to 5kHz. It has a maximum collector-emitter voltage of 1200V, a continuous collector current of 30A at 110°C, and a collector-emitter saturation voltage of 1.9V at 25°C and 15V gate drive. The device features a positive thermal coefficient of Vce(sat), a thermal resistance from junction to case of 0.30°C/W, and is qualified for operation from -55°C to 175°C. It supports clamped inductive load switching with a safe operating area up to 60A and is intended for use in power inverters, UPS, motor drives, and PFC circuits.
