The IXXK160N65C4 is a 650V IGBT designed for switching applications between 20 and 60 kHz, packaged in a TO-264 case with a weight of 10 g. It has a continuous collector current rating of 160 A and a peak pulse collector current of 800 A for 1 ms. The device exhibits a collector-emitter saturation voltage of 1.7 to 2.1 V at 160 A and 15 V gate-emitter voltage, with a maximum junction temperature of 175 °C. It features a square reverse-bias safe operating area (RBSOA), short-circuit capability lasting 10 µs, and a thermal resistance from junction to case of 0.16 °C/W. The IGBT meets RoHS standards and is optimized for applications including power inverters, UPS, motor drives, SMPS, PFC circuits, battery chargers, welding machines, and lamp ballasts.
