The IXGX320N60A3 is a 600V punch-through IGBT in a PLUS247 package, designed for low-conduction-loss applications up to 5kHz in motor drives, UPS, PFC circuits, and SMPS. It has a continuous collector current rating of 210A at 110°C and a peak pulse current of 700A. The device features a maximum collector-emitter saturation voltage of 1.30V at 100A and 15V gate drive, with a thermal resistance from junction to case of 0.125°C/W. It meets AEC-Q200 qualification and is rated for junction temperatures from -55°C to 150°C. The package weight is 6g and the case is compliant with RoHS standards.
