The IXGN400N60A3 is a 600V punch-through IGBT in an SOT-227B (miniBLOC) package, designed for switching applications up to 5kHz in power inverters, UPS, motor drives, and PFC circuits. It has a continuous collector current rating of 400A at 25°C and 190A at 110°C, with a maximum collector-emitter saturation voltage of 1.25V at 100A and 1.55V at 400A. The device supports a peak collector current of 800A for 1ms and features a square reverse-bias safe operating area. Thermal resistance is 0.15°C/W from junction to case and 0.05°C/W from case to heatsink. It meets an isolation voltage of 3000 V~, operates from -55°C to 150°C, and is certified for mounting torque of 1.5 Nm. The package weight is 30 g.
