The IXGN120N60A3 is a 600 V, 120 A punch-through IGBT in a SOT-227B miniBLOC package, designed for switching applications up to 5 kHz such as power inverters, motor drives, and PFC circuits. It features an ultra-low saturation voltage of 1.35 V maximum at 100 A and 15 V gate drive, an integrated anti-parallel ultra-fast diode, and 3000 V~ isolation. The device supports a maximum junction temperature of 150°C and has a thermal resistance from junction to case of 0.21 °C/W. It meets UL 94 V-0 flammability standards and is packaged with aluminum nitride isolation. The part allows either emitter terminal to function as a main or Kelvin emitter.
