The IXGH16N170AH1 is a 1700V NPT IGBT with an integrated anti-parallel sonic diode, packaged in a TO-247 case, designed for high-voltage switching applications such as AC motor drives, UPS, and resonant-mode power supplies. It has a continuous collector current rating of 11 A at 90°C and a pulse current rating of 40 A at 25°C. The gate-emitter voltage withstand is ±20 V continuous and ±30 V transient. The collector-emitter saturation voltage is 4.0 V at 11 A and 15 V gate-emitter voltage, rising to 4.5 V at 125°C junction temperature. The device has a thermal resistance junction-to-case of 0.65 °C/W and a short-circuit withstand time of 10 μs at 1200 V collector-emitter voltage. It meets the UL 94 V-0 flammability standard. The TO-247 package has a mounting torque rating of 1.13 Nm (10 lb.in).
