Zilog IGBT Modules IXYN200N65B5

IXYN200N65B5 is a 650 V, 200 A Gen5 XPT™ IGBT in a SOT-227B package, optimized for 5-30 kHz switching applications such as power inverters, PFC circuits, and motor drives. It features a collector-emitter saturation voltage of 1.45 V at 100 A and 15 V gate-emitter voltage, and a thermal resistance junction-to-case of 0.125 °C/W. The device supports a maximum junction temperature of 175 °C and is rated for a continuous collector current of 200 A at 110 °C. It meets the international standard package specification and includes a positive thermal coefficient of Vₓₑ(sat). The part is isolated with 3000 Vrms isolation voltage and has a mounting torque requirement of 1.5 Nm.
