The IRHLUC7670Z4SCS is a radiation-hardened, dual complemented N- and P-channel logic-level power MOSFET in an LCC-6 surface-mount package, rated for 60V drain-source breakdown voltage with continuous drain currents of 0.89A (N-channel) and -0.65A (P-channel). It features on-state resistances of 0.75Ω (N-channel) and 1.6Ω (P-channel), total gate charge of 3.6nC for both channels, and is qualified to MIL-PRF-19500 for space applications with a 100 krad(Si) total ionizing dose tolerance. The device is hermetically sealed, hardened against single event effects, and meets ESD Class 0B per MIL-STD-750, Method 1020.
