The IRFY9140CMSCX is a hermetically sealed, P-channel HEXFET™ MOSFET in a TO-257AA package designed for high-reliability applications. It has a drain-source breakdown voltage of -100V, a continuous drain current of -15.8A at 25°C, and a maximum on-state resistance of 0.20Ω at VGS = -10V and ID = -10A. The device features a total gate charge of 60nC and is rated for a junction temperature range of -55°C to +150°C. It adheres to the JANTX screening flow per MIL-PRF-19500 and meets ESD Class 2 per MIL-STD-750, Method 1020. The package provides electrical isolation and direct heatsink mounting without additional insulators.
