It supports continuous drain currents up to 330A with double-sided cooling and 217A under silicon current limits. The device has a typical on-resistance of 0.95 mΩ at 10V gate voltage and 132A drain current, with a maximum of 1.20 mΩ. It features thermal resistance of 1.3 °C/W from junction to case and 12.5 °C/W junction-to-ambient with double-sided cooling.
