BSP149 is an N-channel depletion mode MOSFET for surface mount applications, rated for 200 V drain-source voltage and 0.66 A continuous drain current at 25 °C, with a maximum on-state resistance of 3.5 Ω. It is packaged in PG-SOT223-4 and qualified to AEC-Q101. The device supports a maximum power dissipation of 1.8 W and operates from -55 °C to 150 °C. RoHS compliant and halogen-free according to IEC61249-2-21.
