Diotec Semiconductor Single FETs, MOSFETs DIW085N06

The DIW085N06 is an N-channel power MOSFET designed for DC/DC converters, power supplies, DC drives, and power tools. It is packaged in a TO-247-3L case with a maximum drain-source voltage of 65 V and a continuous drain current of 85 A at 80°C. The device has a maximum on-state resistance of 9.1 mΩ at 10 V gate drive and dissipates up to 240 W at 25°C. It is avalanche rated with a single-pulse energy of 450 mJ and operates with a junction temperature range of -55°C to 150°C. The thermal resistance from junction to case is less than 0.52 K/W. Part variants with the -Q suffix are AEC-Q101 compliant.
