The E4MS015075U2-TR is an automotive-grade silicon carbide power MOSFET in a TSC (U2) package, designed for high-efficiency switching applications such as onboard chargers and DC/DC converters. It has a drain-source voltage rating of 750 V and a continuous drain current of 97 A at Tc = 100 °C. The device features a low on-state resistance of 22.1 mΩ at 175 °C and a thermal resistance from junction to case of 0.29-0.37 °C/W. It operates with a gate-source drive voltage of +15 V to +18 V for turn-on and -4 V to 0 V for turn-off. The part meets AEC-Q101 automotive qualification standards and is RoHS compliant. The case dimensions and solder pad layout are defined by the U2 package style.
