The TA9110KMTRPBF is a 6 W CW GaN power transistor operating from 30 MHz to 4.0 GHz, packaged in a 16-lead 3 × 3 × 0.75 mm QFN format. It operates with a drain voltage of 28-32 V, achieves 55% power-added efficiency at 40 dBm output power at 1000 MHz, and supports an operating temperature range of -40°C to +85°C. The device features a 225°C maximum junction temperature and requires direct grounding of the backside slug. It is RoHS, REACH, and halogen-free compliant, and supplied in tape and reel packaging with a 3000-piece reel quantity.
The TA9110K is a broadband GaN power transistor capable ofdelivering 6W CW from 30MHz to 4.0GHz frequency band. Thetransistor can be used at lower frequencies with reduced outputpower. The input and output can be matched for best power andefficiency for the desired band.
The TA9110K is packaged in a compact, low cost Quad Flat No lead(QFN) 3x3x0.8mm, 16 leads plastic package.
