The MRF422 is an NPN silicon power transistor designed as a high-power linear amplifier for applications from 2 to 30 MHz, delivering 150 W (PEP) at 28 V with a minimum gain of 10 dB and 40% efficiency. It is housed in a CASE 211-11, Style 1 package. The device has a collector-emitter voltage rating of 40 V, a continuous collector current of 20 A, and a maximum power dissipation of 290 W at 25°C with a thermal resistance of 0.6°C/W. It is tested for load mismatch at all phase angles with a 30:1 VSWR and meets MIL-STD-1311 for intermodulation distortion. The transistor is ESD sensitive and requires proper handling.
