The AIKP20N60CT is a 600 V, 20 A IGBT in a PG-TO220-3 package with an integrated soft, fast recovery emitter-controlled diode, designed for automotive applications such as motor drives and air conditioner compressors. It features a collector-emitter saturation voltage of 1.5 V at 25°C and 20 A, a maximum junction temperature of 150°C, and a short circuit withstand time of 5 µs at V_GE = 15 V and V_CE ≤ 400 V. The device meets AEC-Q200 automotive qualification standards and has a thermal resistance junction-to-case of 0.90 K/W for the IGBT. It operates with a gate-emitter voltage range of ±20 V and is rated for a continuous collector current of 20 A at 100°C case temperature. The package is designed for surface mount and through-hole mounting with a maximum mounting torque of 0.6 Nm for an M3 screw.
