The VS-SF50LA120 is a silicon carbide MOSFET power module in SOT-227 package designed for high-frequency switching applications such as EV chargers and solar inverters. It features a 1200 V drain-source breakdown voltage, a typical on-resistance of 43 mΩ at 50 A and 25 °C, and a continuous drain current of 30 A at 90 °C. The module supports a maximum junction temperature of 175 °C and includes a soft body diode with low reverse recovery characteristics. It is rated for 2500 V RMS insulation voltage between terminals and case, weighs 30 g, and has mounting torque requirements of 1.1 Nm to terminals and 1.8 Nm to heatsink.
