The MXP075A040SL-GE3 is a 750 V N-channel SiC MOSFET in a TO-247AD 4L package, designed for high-efficiency switching applications such as solar inverters, DC/DC converters, and UPS systems. It has a typ. on-state resistance of 40 mΩ at 25 °C and 18 V gate-source voltage, a continuous drain current of 51 A, and a short-circuit withstand time of 3 μs. The device features a typical gate charge of 77 nC, output capacitance of 124 pF, and a maximum junction temperature of 175 °C. It is lead-free, halogen-free, and meets RoHS compliance.
