The THAT 300BS14-U is a 14-pin SOIC package, monolithic matched transistor array containing four NPN transistors with a minimum current gain (hFE) of 300. It features low voltage noise of 1 nV/√Hz, a gain-bandwidth product of 350 MHz, and collector-emitter breakdown voltage of 36 V. The devices exhibit less than 0.5 mV base-emitter voltage matching and 4% current gain matching between transistors. The array uses dielectric isolation for low crosstalk and high DC isolation. The package is lead-free, RoHS compliant, and suitable for reflow soldering with JEDEC JESD22-A113-D profile. Thermal resistance is 100 °C/W when soldered to a board.
