Automotive-grade N-channel SiC power MOSFET in a TO-247-4L package, rated for 1200 V drain-source voltage and 19 A continuous drain current at 25°C. Features low on-resistance of 90 mΩ (typical) at 25°C, fast switching speed, and reverse recovery characteristics suitable for high-frequency switching applications. Qualified to AEC-Q101 and RoHS compliant. Thermal resistance junction-to-case is 1.3 to 1.7 K/W. Must be driven with gate-source voltage between +15 V and +18 V for turn-on and 0 V for turn-off.
