RGW60TK65 is a 650V, 30A Field Stop Trench IGBT in a TO-3PFM package, designed for high-speed switching applications such as PFC, solar inverters, UPS, welding, and induction heating. It has a collector-emitter saturation voltage of 1.5V typ. at 30A and 25°C, with a maximum power dissipation of 72W at 25°C case temperature. Operating junction temperature ranges from -40°C to +175°C. The device is RoHS compliant and features low switching losses and soft switching characteristics. Thermal resistance from junction to case is 2.07 °C/W max. The part is supplied in a tube packaging with a basic ordering unit of 450 pcs.
