RGW00TS65 is a 650V, 50A field stop trench IGBT in a TO-247N package, designed for high-speed switching applications such as PFC, solar inverters, UPS, welding, and induction heating. It has a collector-emitter saturation voltage of 1.5V (typical) at 25°C and 1.85V (typical) at 175°C, with a maximum junction temperature of 175°C and thermal resistance from junction to case of 0.59°C/W. The device is RoHS compliant and features low switching losses and soft switching characteristics.
