RGS80TS65HR is a 650V, 40A Field Stop Trench IGBT in a TO-247N package, designed for automotive heater applications. It has a collector-emitter saturation voltage of 1.65V at 25°C and 2.15V at 175°C, with a maximum power dissipation of 272W at 25°C and 136W at 100°C. The device supports a short-circuit withstand time of 8μs at 25°C and is qualified to AEC-Q101. Its junction temperature range is -40°C to +175°C, with a thermal resistance from junction to case of 0.55°C/W. The package is supplied in a tube, with a basic ordering unit of 450 pieces. It is RoHS compliant and features lead-free plating.
