RGCL80TK60
The RGCL80TK60 is a 600V, 21A (at 100°C) TO-3PFM package field stop trench IGBT designed for partial switching PFC and brake inverter applications. It has a collector-emitter saturation voltage of 1.4V at 40A and 25°C, with a maximum power dissipation of 57W at 25°C and 28W at 100°C. The device operates with a junction temperature range of -40 to +175°C and includes a thermal resistance of 2.62°C/W. It features soft switching and is RoHS compliant. The IGBT is packaged in a tube with a basic ordering unit of 450 pieces.
