The device has a continuous drain current limit of 240 A (package limited) and 269 A (silicon limited), with a maximum power dissipation of 375 W. Its typical on-resistance is 1.70 mΩ at 10 V gate drive and 100 A drain current. The part is RoHS compliant and meets MSL1 moisture sensitivity level. It is fully characterized for avalanche energy (up to 897 mJ) and dynamic dV/dt ruggedness, with a junction-to-case thermal resistance of 0.40 °C/W.
