The BTS114A is an N-channel enhancement mode power transistor with an integrated temperature sensor and thyristor-like protection characteristic, designed for short-circuit protection in power circuits. It is packaged in a TO-220AB case with a drain pin electrically connected to the tab. Maximum drain-source voltage is 50 V, continuous drain current is 17 A at 27 °C, and on-state resistance is 0.10 Ω at 10 V gate-source voltage. It operates over a junction temperature range of -55 °C to +150 °C, meets IEC 68-1 climatic category 55/150/56, and complies with RoHS. The E3045A variant is supplied in tape and reel packaging.
